We present vertical InAs/InGaAsSb/GaSb nanowire tunnel FETs (TFETs) on Si demonstrating subthreshold swing (S) of 32 mV/dec with ION = 4 µA/µm for IOFF = 1 nA/µm at VDS = 0.3V.
